Help Me Choose My First Smart Phone

I'm starting work next week with a new company that will offer me $100 towards a new cell phone.  I've narrowed it down to the Droid lineup.  Any input on which model is best would be appreciated.  All phones in the following list would cost me nothing, minus the case.
 
 
Droid Razr HD
Droid Razr M
Droid 4
Droid Incredible 4G LTE (HTC)
 
I'm actually kind of excited, this will be my first "smart" phone!

An informal list of criteria should include:
 
  1. Coverage map
  2. 3G or 4G speeds?
  3. Monthly usage and budget for data charges
  4. Prepay or annual contract
  5. Provider (Verizon, AT&T, T-Mobile, Sprint) or 2nd tier (Boost, Metro PCS, Virgin, etc)
 
You can get a free phone, but depending on how much cell-based data usage you have, it might be cheaper to go with a prepay setup.  You can now get an unlocked phone for as cheap as $300 for a Nexus 4.  Is your company kicking in for monthly charges too?
